HBM Chip

2026-10-25 08:10:00

HBM (High Bandwidth Memory) is an innovative system-level memory architecture that utilises 3D stacked packaging technology, specifically engineered to meet the massive data throughput bandwidth demands of artificial intelligence (AI), high-performance computing (HPC), and graphics processing units (GPUs). Unlike conventional planar DDR or GDDR memory layouts, HBM chips leverage Through-Silicon Via (TSV) technology to vertically stack multiple dynamic random-access memory (DRAM) dies at high density. These are interconnected in ultra-high-density 2.5D/3D configurations with the host processor (such as AI accelerator cards and high-performance GPUs) via a silicon interposer through the bottom logic base die.

Core Technical Architecture and Operating Principles

The technical architecture of an HBM chip primarily comprises multiple vertically stacked DRAM dies, a Through-Silicon Via vertical interconnect matrix, a base control die, and an ultra-wide parallel bus interface:

Through-Silicon Via (TSV) Vertical Interconnection & Ultra-Wide Data Bus:

In conventional memory chips, data transmission channels are physically constrained by pin count. HBM, however, vertically traverses the entire stack of DRAM dies via thousands of microscopic Through-Silicon Vias (TSVs), establishing an exceptionally wide data path. The memory bus width per chip typically reaches 1,024 bits (or higher)—several times or even dozens of times wider than that of conventional GDDR6 memory—completely eliminating data transmission bottlenecks.

Close-Range 2.5D/3D Packaging Synergy & Massive Throughput Concurrency:

Rather than being slotted directly into motherboard memory slots, HBM chips are co-packaged on the same substrate alongside the AI processor (such as large model training chips), linked at close quarters via micro-traces across a silicon interposer. This layout dramatically cuts electrical signal transmission distances, delivering not only immense clock bandwidth and ultra-low data latency, but also an energy efficiency ratio per watt that is significantly superior to traditional memory setups.

Safety Specifications and Physical Limits

Strictly Prohibiting the Neglect of Stringent Thermal Management and Cooling Limits of HBM Stacked Chips Under Ultra-High-Load AI Training or Extreme Overclocking Conditions:

While HBM delivers unparalleled data bandwidth, vertical integration of multi-layer DRAM dies leads to extreme internal thermal density. Running intensive large-model training workloads for prolonged periods while cooling systems (such as liquid cooling loops, vapour chambers, or thermal pads) are compromised or fans are malfunctioning is strictly prohibited. Localised hotspots can easily trigger thermal stress damage, data read/write errors, or thermal throttling and complete system shutdowns.

Strictly Prohibiting Excessive Mechanical Stress or Impact on HBM-Equipped Compute Cards During Hardware Servicing, Removal, or Installation:

Advanced 2.5D/3D packaged HBM modules and GPU dies sit tightly arranged on a fragile silicon interposer. Rough handling, flexing the PCB, or applying uneven pressure during routine server maintenance or card installation/removal is strictly prohibited. Even minute mechanical flex or vibrations can fracture delicate high-density solder joints or compromise Through-Silicon Vias, permanently writing off costly high-performance compute cards.
